RF power supply is a power supply with a certain power and can generate a fixed frequency sinusoidal voltage. Its frequency is within the RF range (about 3KHz to 300GHz). The general power is 0.3 to 15kW, and the frequency is in different ranges such as 2 MHz, 4KHz, 13.56 MHz, 27.12 MHz, 40.68MHz, and 60MHz. RF power supply mainly consists of 5 parts: DC power supply module, oscillation circuit module, power amplifier module, RF power detection module, and RF interlocking control module.
DC power module: supplies power to the internal control circuit board of the power supply, including 24V, 15V and other voltages;
Oscillator circuit module: is the crystal oscillation part, generating a sine wave signal;
Power amplifier module: consists of several solid-state transistors, the main purpose is to amplify the power of the high-frequency signal so that the output power meets the output requirements;
RF power detection module: mainly detects the control circuit, detects the incident power and reflected power through high-frequency measurement inductance, and provides the signal to the main control board to achieve automatic PID control;
RF interlock control module: mainly a switch signal mode, which can provide safety interlock functions, such as RF output line interlock, high-voltage interlock, RF output interlock, over-temperature interlock and other control functions.
RF power supply is mainly used in etching, CVD, PVD and other process equipment in the semiconductor field.
The frequencies used in different processes of RF power supplies for semiconductor equipment vary greatly. For example, 13.56MHz and 60MHz are used in the mainstream etching and thin film deposition processes, while 2 MHz and 27.12 MHz are mainly used in the ICP process. In the ICP etching process, two power supplies are usually used together, such as two 13.56 or 2+27.12.
